A radiosurgery system is described that delivers a therapeutic dose of radiation to a target structure in a patient. The samples are initially heated by convection and microwave units to a common temperature. In addition, the methods may provide an increased amount of tetrafluoro methane in a dielectric layer etch, and trifluoro methane in a cap layer etch.
